摘 要: 在通信系统中功率放大器是最重要的器件之一,其输出功率的提高与体积的减小一直是研究的方向。单片微波集成电路(MMIC)相比于微波混合集成电路,体积更小,质量更轻,大规模生产时成本更低。为了提高无线通信系统的工作效率,利用谐波阻抗匹配的方法,提高功率放大器的最大功率附加效率,并且利用BUS-BAR合成器结构实现多管芯的功率合成。选用WIN公司的PP25工艺设计了一款工作在2.1GHz频率,最大功率附加效率达40%,饱和输出功率为36d Bm的单片微波集成电路。 Power amplifier is one of the most important devices in the communication system, enhancement the output power and reduce the volume has been a research direction. Monolithic microwave integrated circuit(MMIC) compared to the microwave hybrid integrated circuit has many advantages, such as smaller size, lighter weight, mass production to lower cost. In order to improve the work efficiency of wireless communication system, using the method of harmonic impedance matching, improve the maximum power added efficiency of power amplifier, and the use of BUS-BAR combiner structure to realize multi core power synthesis. We design a chip that is used PP25 technology of WIN company, the frequency of 2.1GHz, maximum power added efficiency is 40%, the saturation output power is 36 d Bm.
