ZnO在Al_2O_3/导热环氧树脂灌封胶中的应用研究

摘  要: 采用硅烷偶联剂KH-560对ZnO粉体表面改性,研究了ZnO粒径及用量对Al2O3/导热环氧树脂灌封胶导热系数、粘度、拉伸剪切强度、沉降率、触变指数、耐热性的影响。结果表明:表面改性后的ZnO粉体颗粒分散均匀,无明显团聚现象;相同用量时,填充0.5μm ZnO的树脂体系的综合性能较5μm ZnO体系好。随ZnO用量的增加,灌封胶的导热系数、拉伸剪切强度、触变指数均呈先增大后减小的趋势,ZnO添加质量分数为20%时灌封胶导热系数、拉伸剪切强度最大,分别为0.84 W/(m·K)、16.78 MPa,ZnO添加质量分数为60%时触变指数最大为1.89。随ZnO用量的增加灌封胶的粘度、耐热性均逐渐增大,沉降率逐渐降低。 The ZnO powder surface was modified by silane coupling agent KH- 560. The effects of ZnO particle size and amount on the thermal conductivity,viscosity,tensile shear strength,sedimentation rate,thixotropic index and heat resistance of Al2O3/thermally conductive epoxy pottings were studied. The results showed that the surface- modified ZnO powder particles were dispersed evenly without obvious agglomeration. The overall performance of the resin system filled 0. 5 μm ZnO better than 5 μm ZnO system as the same filler amount. The thermal conductivity,tensile shear strength and thixotropic index of epoxy pottings showed a decreasing trend after the first increases with the increasing of ZnO amount. The thermal conductivity and tensile shear strength of epoxy pottings with20wt% ZnO reached the maximum 0. 84 W /( m·K) and 16. 78 MPa,respectively. The thixotropic index of pottins with 60% ZnO was 1. 89 and reached the maximum. With the increasing of ZnO amount,the viscosity and heat resistance of pottings were gradually increased and sedimentation rate was decreased.
