摘 要: 文章研究α,ω-二乙烯基聚二甲基硅氧烷(乙烯基硅油)粘度、硅烷偶联剂类型及用量对电子灌封胶性能的影响。结果表明:随着乙烯基硅油粘度的增加,灌封胶的拉伸性能增加;乙烯基三乙氧基硅烷(A-151)处理的氮化铝所制备的灌封胶的导热率和耐热性能突出,并且填料与基体间界面结合情况良好;优化后,A-151的用量为填料量的1 wt%。 In the paper,the influences of the viscosity of α,ω-divinyl polydimethylsiloxane(vinyl silicone oil),the types and the amount of coupling agents on the properties of the silicone rubber encapsulant were investigated.The results showed that when the viscosity of vinyl silicone oil increased,the tensile properties of encapsulant increased;when AlN was treated by vinyltriethoxysilane(A-151),the thermal conductivity and heat resistance of encapsulant performed the best,and the addition of A-151 was optimized to 1 wt% of filler.
