摘 要: 文章通过计算机模拟仿真的方法对单粒子翻转(SEU)电荷收集的三种模式进行研究。模拟结果表明,在SEU的三种电荷收集模式中,浓度梯度引起的扩散电荷收集和漏斗区的漂移电荷收集对SEU影响很小,它们均只在短时间内对电荷收集有作用,所以对SEU的影响不大,随着集成电路的发展,由于漏斗电场的减弱,漏斗区的漂移作用越来越小,在SEU的产生过程中,耗尽层的漂移对SEU的产生起主要作用。 This article use the computer simulation method to investigate the three charge collection mode in SEU. according to the simulation result, among these three charge collection mode ,the collection of diffusion charge which is develop because of concentration grads and the drift charge in the funnel only have small influence to SEU, they only effect the charge collection in a short time, so it's have small influence to SEU too. As the develop of IC, charge collection though drift in the funnel will have smaller influence to SEU, because of the weaken of the funnel electric field. Charge drift in the depletion region play a major role in the generating process of SEU.
